For the arch cell which is proposed for improving the cell characteristics in flash memory, we measured the random telegraph signal (RTS) noise and extracted the trap depth. From the time constants (τ_c and τ_e) of RTS noise and the derived equation, we accurately extracted the trap depth in tunnel oxide of arch cell.
